China’s Chip Equipment Makers Push Into Hybrid Bonding as Huawei Looks Beyond Traditional Scaling
China’s leading chip equipment manufacturers are accelerating their move into hybrid bonding, a key advanced packaging technology that could play a major role in the country’s semiconductor ambitions.
Hybrid bonding is becoming one of the most important techniques in next-generation chip production. Instead of relying only on shrinking transistors to improve performance, the process allows multiple chip components to be stacked and connected with extremely high density. This can help deliver faster data transfer, better energy efficiency, and stronger overall performance.
For China’s semiconductor industry, the timing is critical. US export restrictions have made it harder for Chinese companies to access some of the most advanced tools needed for cutting-edge chip manufacturing. As a result, domestic firms are looking for alternative ways to improve chip performance without depending entirely on the most advanced transistor-scaling technologies.
That is where advanced packaging, and especially hybrid bonding, becomes highly valuable.
Major international semiconductor equipment companies are also investing heavily in hybrid bonding, showing how important the technology has become across the global chip industry. But for Chinese companies, the motivation is especially urgent. By improving how chips are stacked and interconnected, they may be able to reduce part of the performance gap created by limited access to leading-edge manufacturing equipment.
Huawei has been one of the most visible companies promoting this direction. The company has described its approach through what it calls the Tau scaling law, a strategy focused on improving performance by combining chips more efficiently rather than depending only on smaller process nodes.
This shift reflects a broader change in the semiconductor world. For decades, chip progress was largely driven by making transistors smaller. But as traditional scaling becomes more expensive and technically difficult, advanced packaging is taking on a much bigger role. Technologies such as hybrid bonding, chiplets, and 3D stacking are now seen as essential for future processors, AI accelerators, memory chips, and high-performance computing systems.
Chinese chip toolmakers are now trying to build stronger capabilities in this area. By investing in hybrid bonding technology, they are positioning themselves for a future where chip performance depends not only on manufacturing smaller components, but also on connecting them more intelligently.
The move could also strengthen China’s domestic semiconductor supply chain. If local equipment makers can develop competitive hybrid bonding tools, Chinese chip designers and manufacturers may gain more control over advanced packaging production. That would reduce reliance on foreign suppliers and support the country’s long-term goal of building a more self-sufficient chip ecosystem.
Hybrid bonding is still a highly complex process. It requires extreme precision, clean manufacturing environments, and advanced alignment technology. Any weakness in the bonding process can affect chip yield and reliability. Because of this, companies that master the technology could gain a major advantage in the next phase of semiconductor development.
For now, China’s push into hybrid bonding shows how the industry is adapting under pressure. With restrictions limiting access to some advanced chipmaking tools, domestic firms are turning to packaging innovation as a practical path forward.
If successful, this strategy could help Chinese semiconductor companies improve performance, expand production capabilities, and compete more effectively in areas such as artificial intelligence, data centers, smartphones, and high-performance computing.
The global chip race is no longer only about who can make the smallest transistor. Increasingly, it is also about who can stack, connect, and package chips in the smartest way. For China’s chip equipment makers, hybrid bonding may become one of the most important technologies in that race.
